High gain transistor synthesis

    I am trying to build a discrete version of a surface mount power transistor array - Sanken SPF0001, The equivalent circuit diagram shows a transistor with a typical hfe of 800 - obviously it is not a single transistor. A Darlington pair could give that hfe but the effective Vbe would be 1.4 volts or so . Similarly a Siziklai pair could provide a similar hfe and Vbe 0.7 volts but Vce (sat) would be around 1V which is not acceptable.

    I attach the specification of the device. If anyone has any bright ideas I would be most grateful if he or she could share them.
